The University of Strathclyde, on behalf of the National Manufacturing Institute Scotland (NMIS), has issued a Prior Information Notice for the supply, delivery and installation of a sinter bonding capability. NMIS is expanding its manufacturing capability into semiconductor advanced packaging for power electronic semiconductors and intends to procure a versatile sinter bonding press supporting both R&D and medium-volume production. The equipment must form sintered bonds between dies on substrates, substrates on heat sinks, clips/spacers/interconnection parts and double-sided cooling packages, operate under inert atmosphere or forming gas, control pre-heating and post-cooling ramp profiles, and collect detailed temperature and pressure time-histories.
